Favorite villain - I was watching Selfless last night and realized how awesome D'Hoffryn. Before that we had only see him be somewhat comical with Willow or a mentor to Anya. The look in his face as he killed Halfrek was just so wicked. I was actually scare of that look he gave. That was the first we ever really saw evil in his eyes. D'Hoffryn is officially one of my favorite villain and is somewhat underrated.
Worst villain - Whoever the hell that guy was that ruined Xander and Anya's wedding. Even though I love Cander I still actually thought Xander and Anya would get married. The fact that this demon guy came and destroyed their wedding was lame.

Fav Villain - Dark Willow. I love most of the villains in Buffy but I think what makes her special in my mind is that I sympathized with her. When you "get" why someone wants the world to end, rather than just plain old evil-for-evil's-sake evil, that's something.
Worst Villain- Adam. The whole initiative thing was meh for me. The only thing I enjoyed was seeing possessed-Buffy take him out, cause that was awesome.

Favorite Villain- Drusilla, gotta love the crazy.
Least favorite- Eye- gougey- misogyny- pants A.K.A. Caleb, he hurt Xander and I will never forgive him for that

I think my favorite villain was BtvS S2 Angelus. Funny, aweful, handsome, mysterious, scary, that monster had it all. And he lost about half of it in Ats S4.
My worst might be Adam. Probably. Because he was a mediocre villain yet he was made the Big bad of the season. I'm sure there's other villains that I dislike more, but he's the one that comes to mind since he got so many episodes. I liked the idea of him, but I wish we had gotten a scaries Big Bad. He was only kind-of-scary the first time I watched season 4.

Fave - Angelus, Caleb, Glory, the Mayor. All had amusing lines and were fun to watch

Favourite: Glorificus. I feel like she encompassed every element that makes Buffy awesome: Had a great dramatic storyline a god searching for a way back to her home dimension; was hilarious with her minions; could be genuinely scary at times with how powerful she was and she was a girl kicking ass. Comedy, Drama, just a smidge of terror and female empowerment, exactly what I love about the show. And I mean, she's a God. A god. She was, and I think still is, the most powerful foe Buffy's ever faced.
Least Favourite goes to The Master. He's just so cliche and lame. Plus he just looks straight up dumb.
Runner up goes to Angelus. "WHA?" you all say. I liked him in Season 2, I felt he worked well there. But then they decided to bring him back in Season 4 of Angel where he just got so damn annoying. Suddenly he's like a celebrity in the demon world which was just aughghghggh, and then he decided that he was going to be annoyingly chatty all the time. He's just an annoying jackass. I don't find him threatening. Just aggravating. Every time he was on screen in Season 4 I would just get so frustrated because I knew I would have to suffer for another 5 minutes of what the writers/David Boreanaz thought was witty little remarks and insults. They were not. They were just annoying. I've read that they let Boreanaz do a lot of improv when he was Angelus during that time which was just a terrible idea, Angelus was no longer menacing, just a little annoying flea.
I generally despise overly chatty villains because they're usually done terribly. Most of the time their taunts and little insults just make them appear more annoying rather than an actual threat. There's very few villains that I can think of that pulled off the whole deal (the only one I can think of right now is Kefka from Final Fantasy 6).

Favourite Villain: Glory. I loved everything about Glory, from her snarky comments to her shoe obsession. Plus I always loved seeing her and Buffy fight, because they look so similar. Two tiny blondes beating the crap out of each other = pure gold.
Least Favourite Villain: Adam. Poorly thought out, a little boring, uninspired and just bleh.

Fave Villains: Angelus (BuffyS2), Glory, and the Mayor. Least: Caleb and the Master. But I actualy think the Master would have been ok if he was given a backstory. When it was revealed how The Master sired Darla and how she picked Angelus of him in season 2 of Angel, I had much more respect for the master as a character.. Weird.

The Master was quite boring, and kind of a lame villain in Buffy S1, but once he was featured in later episodes in Buffy(the Wish, Lessons), Angel (Darla), and the BtVS video game, he was alot more big badish.

Best Villain #1: My first choice for best villain would have to be the Turok-han. The Turok-Han was the only dark-side battler to almost literally kill Buffy. The fight scenes were entertaining and this monster only deepened the realty of the show because it shows that even the most powerful woman on Earth can be beat.
Best Villain #2: My second choice for best villain is Dark Willow. The way Willow had used her powers was shocking and the way she had talked to her friends was chilling. While it wasn't necessarily Willow, it was still quite creepy to witness the character we knew as a shy and quiet girl/woman become a confident, dark, evil character
Worst Villain #1: My first choice for worst villain would have to be The Master. The best part about The Master was that he was the first big bad that Buffy had ever faced, that he had killed her, and that he had died. I didn't like him at all. Since The Annointed One is associated with The Master, I shall keep them in the same category. I didn't like TAO because he was very annoying!
Worst Villain #2: My second choice turns out to be Sunday and her gang from the fourth season of Buffy. She was also annoying and quite the bitch.

Favourite: As a group I would say the trio, but if an individual character I would go for Drusilla.
Best: I think Angellus was a beautifully written villain, the way this complete evil comes out just as Buffy has gotten to the point where she loves and trusts Angel the most.
Least favourite: Glory. It's not that she was badly written or anything, I just don't like her as much as the other villains. Love Ben though.
Worst: Adam. He's boring, he has no clear motivation for wanting to kill Buffy. He was curious about biology and thus cut up a child... okay. Sure. That's what anyone does when they want to learn...
p.s. outofphase he was called Ken and I recently noticed the actor cropping up in like everything. He was in: Scrubs, Desperate Housewives, Firefly, 3rd rock from the sun, Angel, Buffy etc

My favorite: As much as I want to say Dark Willow because I love her so much (ironically I'm not a fan of Willow in Season 6, but Dark Willow gets my love), I think Glory is my favorite. She's so crazy yet fashion conscious, not to mention one of Buffy's largest threats. I really enjoy her ramblings as well and find myself agreeing with her sometimes (scary). I just love crazy (which might explain my love for Drusilla also).
I think Warren is a good villain, too. He started out as a nerdy wannabe-villain and went on to do some of the worst damage to the Scoobies.
The worst villain: That creepy vamp in in Helpless. He just reminds me of a pedo and I don't like it. Bleh.

Oh that's true, I think I'll change my least favourite to Zachary Kralik. He just creeps me out he's so... sick. He reminds me of all these serial killers who like to kill women as they rape them (yeah I read some interesting books).
TGIQ I'm glad I'm not the only non-Warren-hater here! Don't you think he has a slightly simelar character development to Dr Horrible?

^^I've never thought about it that way, but yeah, he is a little similar to Dr. Horrible. I never hated Warren. Well, I hated him for killing Tara just like I hated Illyria for killing Fred, but just like Illyria I find him an interesting character and I enjoy watching him, if that makes since lol.
