Well as much as we love Buffy for it's comedy and drama, some monsters in this show were quite terrifying.
Personally for me, the demon from Listening to Fear ranks very high up. Despite its stupid origin, he was terrifying looking, and dying by suffocating on his vomit? How disgusting is that? Every time I watch that episode I'm always incredibly grossed out and very creeped out.
So what scared everyone else?

Gnarl from 7x03 "Same Time Same Place" The Gentlemen from 4x10 "Hush" And I think the First Evil really instills some fear in 7x07 "Conversations With Dead People"

The Gentlemen, Der Kindestod, Gnarl and Turok-Han. I know I am forgetting some others as well. Kralik also made Helpless a very scary episode.

Yeah, Kralik was creepy. I found Drusilla a bit creepy at times as well, but she's my favourite.

Scariest demons for me:
The Gentlemen the Queller demon from Listening to Fear Der Kindestod Gnarl from STSP was also quite creepy, imo.
And although he wasn't technically a monster, at least not in the traditional sense, I'd say Warren was the scariest villain of all. Perhaps the very fact that he was human is what made him so frightening. The idea that a human being with a soul (supposedly anyway, though that's debatable, certainly) could do such horrible things to those around him...

The demons that attack Spike and Buffy when they go down into the Initiative in Season 7 were pretty freaky. I just wish that scene didn't look so bad on the DVD.

Definately Gnarl, he was creepy as hell. Also the Queller Demon was gross the way it throws up on your face and crawls about. Its mouth was horrible too

Uh, I didn't find any of them scary, except maybe the demons in the Initiative in season 7, since it was all in the dark and you didn't know when the next attack was coming. Not that it's scary, it just had me on edge a little, especially when Spike went down to his chip. But other than that, none of them really scared me

I know this is really unoriginal but the Gentlemen were really creepy to me. I was so excited for the episode because I knew it got nominated. I got all set up on my bed in college with pillows and snacks. So I'm sitting there with all my stuff and then out of the blue the gentlemen show up. I freak, knock the popcorn off of my bed and go " Holy Sh*t!". Scared my roommate half to death.

The Gentlemen hands down. They were played mimes, so they had a super head start on the creppy factor.

I found Willow quite scary too, in the first 3rd of season 6. The human evil is pretty unnerving in the show. The Gentlemen were probably the creepiest monsters.

The Gentlemen ofcourse they actually made me jump the first time i watched it, it was at the bit where Olivia looks out the window creeped me out!

There was definitely a creep factor to Willow's increasing reliance on magic, and then later when she went all black-eyed baddy was definitely terrifying.

Wig lady was definitely creepy.
I also think Faith, pre-redemption, was very scary in a homicidal sort of way.
