Well, no enemy on Buffy was scary. But i suppose for Buffy the most sacriest would be Master or Glory. They seemed, at the time, to scare her most.

I'm going to buck the trend here. I actually found the first ubervamp terrifying! That scene in Showtime where all the power goes out, and the Bringers are all standing around, and he starts walking towards the house really unnerved me. I was just disapointed that they didn't do more with the ubervamps.
And, like everyone else - The Gentleman. Urk!

The one that creeped me out most was the Queller demon -- although I'm not sure if that was because of anything having to do with the demon itself. It was more the creepiness of the thing clinging to the ceiling over Joyce's bed, waiting to attack her. (And the way that scene was dragged out.)
After that, probably Gnarl. I mean, most of the demons on Buffy kill horrifically, but still relatively quickly. (Also, most of them don't eat Willow. As with the Queller, I think the choice of victim and the victim's level of helplessness in the situation has a big impact on the creepiness factor.)
The Gentlemen were really fun to watch, but I didn't find them as creepy as those two.

The Gentlemen, Gnarl, Queller demon, ugh.....that vampire from Helpless....what is his name? Can't think of it, but yeah he was pretty scary. I also....LOL....thought the Master was sort of scary. Oh yeah, and the Uber Vamps too, when they first showed those vampies. Yeah, vampies. I just invented a word.

The Gentlemen creep me out, but I love them anyway, lol. I'd have to go with Gnarl (ugh) and Queller (ew). I hate watching the Gnarl scene. And the Queller is just gross...the whole slimey thing, lol.
